Public ICCAD-2013 mask ladder: print accuracy, edge placement, process window, mask width, mask space and writer cost held co-resident across 24 measured contextures, 147 architecture qubits on the full 156-qubit register of IBM Heron r2. Coupled ranking on raw counts: 0.622 (no-OPC) ahead of inverse-lithography at 0.460. The ILT mask carries 30,060 width violations and 1,130 writer shots; the no-OPC mask carries zero width violations and sixteen shots.
